Yes, it’s 100% legal to create, sell, and distribute your spreadsheets without any type of permission and royalties to Microsoft, Google, Apple, etc. Obviously, you can’t sell the software itself. But, anything YOU create with it counts as intellectual property and thus belongs to you. 

Once your spreadsheet is ready, it’s also highly recommended to add a “Disclaimer and Policy” section (normally I include mine on the “Start Here Tab”) that might help you to protect your work from potential scammers.
